TITANIUM DIOXIDE BASED ELECTRON SELECTIVE CONTACT FOR CRYSTALLINE SILICON SOLAR CELLS

  High quality carrier-selective contacts provide not only a low carrier recombination at both contact and non-contact regions,but also allow an effective and simple one-dimensional current flow pattern in the substrate with a low contact resistivity,resulting in high efficiency for crystalline silicon solar cells.In this work,we present a novel and high performance TiO2-based electron selective contact for crystalline silicon solar cells.A high efficiency of 21.6% is achieved for a simple silicon solar cell featuring a full-area TiO2-based electron selective contact.Thin TiO2 film is demonstrated to provide not only high quality surface passivation to silicon surfaces,but also allow a moderate contact resistivity at the Si/TiO2 heterojunction.This work suggests a potential strategy to achieve high efficiency silicon solar cells with a simple and low-cost transition metal oxide based carrier-selective contacts.
