设计了一款增益可调且平坦的超宽带低噪声放大器(FTG UWB-LNA)。输入级采用具有新型偏置电路和RLC反馈的共基-共射放大器;输出级采用电流镜偏置的共集放大器;放大级采用新型有源电感与达林顿结构构成的组合电路。实现了增益的可调且平坦以及宽带输入输出匹配。基于WIN 0.2μm GaAs HBT工艺库,对FTG UWB-LNA进行验证,结果表明:在1 GHz~6 GHz频带内,增益S_(21)可以在21.16 dB~23.9 dB之间调谐,最佳增益平坦度达到±0.65 dB;S_(11)小于-10 dB;S_(22)小于-12 dB;FN小于4.08 dB;在4 V的工作电压下,静态功耗小于33 mW。
An ultra-wideband low noise amplifier (FTG UWB-LNA) with adjustable gain and flatness was designed. The input stage uses a common-emitter amplifier with a novel bias circuit and RLC feedback, a common-collector amplifier with current mirror bias at the output stage, and a combinational circuit with a new active inductor and Darlington architecture at the amplifier stage. Achieve adjustable gain and flat and wideband input and output matching. Based on the WIN 0.2μm GaAs HBT process library, the FTG UWB-LNA is verified.
