Ultraviolet(UV)photodetedector can be used in space communication,military,remote control et al.[1].Self-powered PECC-type UV detector is a promising choice because of its key advantages: simple manufacturing,low-cost,and abundant and nontoxic raw materials [2,3].As a typical wide-bandgap semiconductor,GaN has high electron mobility(~900 cm2 V-1 S-1),indicating a fast diffusion transport of photo induced electrons in GaN.
