采用磁控溅射方法制备了氮掺杂的Zn0.93Co0.07O系列和Al掺杂的Zn0.93Co0.07O薄膜样品,系统研究了样品的结构、形貌及磁学性能,讨论了样品中铁磁性的产生机制.实验结果表明:所制备的薄膜样品均为单一的纤锌矿结构,没有检测到其他物相.薄膜的表面生长均匀,并观测到清晰的磁畴结构.磁性测量结果表明所有的样品均呈现室温铁磁性,样品的饱和磁化强度随着Al含量的增加而增加,随着氮含量的增加而降低.我们认为在Co掺杂的ZnO稀磁半导体中,铁磁性相互作用是通过电子作为载流子来传递的.
The nitrogen doped Zn0.93Co0.07O series and Al doped Zn0.93Co0.07O thin films were prepared by magnetron sputtering. The structure, morphology and magnetic properties of the samples were systematically studied. The effects of ferromagnetism The experimental results show that the prepared thin film samples have a single wurtzite structure and no other phases are detected.The surface of the film grows uniformly and a clear magnetic domain structure is observed.The magnetic measurement results show that all the The samples show ferromagnetism at room temperature, the saturation magnetization increases with the increase of Al content, and decreases with the increase of nitrogen content. We believe that in the Co-doped ZnO dilute magnetic semiconductors, the ferromagnetic interaction is through the electron Pass as a carrier.
