分析了单量子阱激光器 (SQW- L D)工作原理 ;阐述了载流子和光子在器件内部运动过程中 ,分别限制异质结构和量子阱之间引入过渡态 (准二维态 )的作用及必要性 .在此基础上 ,给出了完整的速率方程 .使用 Sim ulink软件建立了 SQW- L D的数值分析模型 ,对 SQW- L D在阶跃驱动电流作用下载流子和光子浓度的建立过程、输出光功率与驱动电流之间的关系、小信号调制时的频率间应特性等进行了数值模拟分析 .文中提出的数学模型及分析结果可用于量子阱激光器的工艺完善和制作、光纤通信网络的模拟设计和分析 .
The working principle of single quantum well laser (SQW-LD) is analyzed.
