在1.55μm波长范围内,对深锌扩散窄平面条形InGaAsP激光器进行了实验论证。采用深锌扩散结构,改进了电流限制性能并得到了3μm条宽的低阈值激光器。测试的远场图表明,侧向横模主要由反波导决定。这种窄条激光器趋向于多纵模工作。
In the 1.55μm wavelength range, a deep zinc diffusion narrow-plane InGaAsP laser was demonstrated experimentally. Using a deep zinc diffusion structure, the current limiting performance is improved and a low threshold laser of 3μm in width is obtained. The far-field plot of the test shows that the lateral transverse modes are mainly determined by the anti-waveguides. Such narrow-band lasers tend to work with multiple longitudinal modes.
