Co掺杂ZnO(Zn1-xCoxO)是理论预测的具有室温铁磁性的少数稀磁半导体之一,在自旋电子器件领域有着重要应用前景。以醋酸锌和醋酸钴为原料,采用溶胶-凝胶法制备Zn0.95Co0.05O粉体,研究了煅烧温度对其物相组成、晶体结构和磁学性能的影响。结果表明:随着煅烧温度的升高,更多的Co2+进入ZnO晶格中,取代纤锌矿结构中的Zn2+进入四面体配位环境;煅烧温度为800℃时得到具有单一纤锌矿结构的Zn0.95Co0.05O粉体;所有的粉体均表现为顺磁性,随着煅烧温度的升高,顺磁性增强。
Co-doped ZnO (Zn1-xCoxO) is one of the few diluted magnetic semiconductors with room-temperature ferromagnetism predicted theoretically. It has an important application prospect in the field of spintronic devices. Zn0.95Co0.05O powder was prepared by sol-gel method using zinc acetate and cobalt acetate as raw materials, and the influence of calcination temperature on the phase composition, crystal structure and magnetic properties was studied. The results show that as the calcination temperature increases, more Co2 + enters the ZnO lattice and replaces Zn2 + in the wurtzite structure into the tetrahedral coordination environment. When the calcination temperature is 800 ℃, a single wurtzite structure Zn0.95Co0.05O powder; all the powders showed paramagnetic, with increasing calcination temperature, paramagnetic enhancement.
