采用对薄栅氧化层在纯ＮＨ３中氮化的技术，通过膜的击穿场强、表面电荷、抗腐蚀性和氮化膜中元素的百分浓度的检测对氧化样品进行分析，经过实验得到了稳定性和电特性都较好的薄栅介质，其中栅氧化层的平均击穿场强可达到１３ＭＶ／ｃｍ。
By using the technique of nitriding the thin gate oxide in pure NH3, the oxidized sample was analyzed by the breakdown field strength, surface charge, corrosion resistance and the percentage concentration of the element in the nitride film. Through the experiment, A thin gate dielectric with good stability and electrical properties, in which the average breakdown field strength of the gate oxide layer can reach 13 MV / cm.
