本文研究了光谱响应范围在3~5μm的蹄镉汞光导探测器材料中镉碲组份及晶体结构对器件性能的影响。认为材料中蹄镉组份的同时测定对于晶体材料品质的评价是很重要的。实验证明,在一定x值的条件下,蹄组份值一般偏向富蹄范围。当富蹄组份含量不超过或低于50.0~51.0 %(原子)范围,蹄的含量越接近于化学计量比50.0% (原子)时,晶体结构越趋完整。相应于晶体的电学性能也较好。反之亦然。本研究可提供筛选晶片时的依据。
In this paper, the effects of cadmium tellurium and crystal structure on the performance of Si (Ho) cadmium mercury photoconductive detector with spectral response range of 3 ~ 5μm were investigated. It is important to consider the simultaneous determination of the cadmium component in the material for the evaluation of the quality of the crystalline material. Experiments show that under a certain value of x, the hoof component value generally tend to enrich the hoof range. The crystal structure becomes more and more complete when the hoof content is not more or less than 50.0 to 51.0% (atom) and the closer the hoof content is to the stoichiometric ratio 50.0% (atom). Corresponding to the electrical properties of the crystal is also better. vice versa. This study provides the basis for screening of wafers.
