-近年来,蹄镉汞合金获得了广泛的研究,重点是本征光电效应。本文对融熔和外延生长晶体的两种方法的研究近况作了评述。结果包括:各种不同成份(X)的合金的光电导对温度依赖关系的数据。从而更好地了解到Hg_(1-x)Cd_xTe合金的禁带宽度对温度和X的依赖关系。这些结果和本征光学吸收测量的结果作了比较。对于合金的电学特性和与光电导效应有关的载流子复合机理也作了评述。基于上述结果,目前就能较好的了解到Hg_(1-c)Cd_xTe的本征光电导和其基本的材料参数之间的关系。
In recent years, the hoof Cd-Hg alloy has been extensively studied, with an emphasis on the intrinsic photoelectric effect. This article reviews the current status of the two methods for the melt and epitaxial growth of crystals. The results include: Photoconductivity versus temperature dependence of alloys of various compositions (X). Thus a better understanding of the Hg_ (1-x) Cd_xTe alloy bandgap temperature and X dependence. These results are compared with the results of intrinsic optical absorption measurements. The electrical properties of the alloys and the mechanism of carrier recombination related to photoconductivity are also reviewed. Based on the above results, the relationship between the intrinsic photoconductivity of Hg_ (1-c) Cd_xTe and its basic material parameters can now be well understood.
