Diluted magnetic semiconductors(DMS)have received much attention due to the potential applications to spintronics devices.A prototypical DMS(Ga,Mn)As has been widely studied since the 1990s.The simultaneous spin and charge doping via hetero-valence(Ga~(3+),Mn~(2+))substitution,however,not only leads to incapability of controlling magnetic&carriers freedom separately,but also results in severely limited solubility without bulk specimens.Recently the group led by Prof.Jin Changqing at Institute of Physics of Chinese Academy of Sciences(IOPCAS),in collaboration
