研制出用于1.55μm波长光通信系统的高灵敏度,小探测面积的Hi-Lo锗雪崩光电二极管。这种器件具有Hi-Lo(p~+nn~-)杂质分布。其光敏区直径是30μm,这有利于单模光纤使用。在传输速率为450Mb/S、λ=1.55μm、误码率等于10~(-9)、归零制系统中得到最小平均可接收信号电平是-40.5dBm。这个值比80μm直径同样结构锗雪崩光电二极管的优0.7dB。
A Hi-Lo germanium avalanche photodiode with high sensitivity and small detection area for 1.55μm optical communication system has been developed. This device has a Hi-Lo (p ~ + nn ~ -) impurity profile. The photosensitive area diameter is 30μm, which is conducive to the use of single-mode optical fiber. At the transmission rate of 450Mb / S, λ = 1.55μm, the bit error rate is equal to 10 ~ (-9), and the minimum average achievable signal level in the zero-return system is -40.5dBm. This value is 0.7 dB better than a 80 μm diameter germanium avalanche photodiode.
