给出了描述InGaAsP注入式激光器中单模(单频)功率的下限和上限与腔长关系的简单表达式。发现,单模功率的下限与腔长成正比,而其上限却与腔长成反比。因此,短腔激光器在阈值以上很宽的电流及功率范围内,对获得单模输出是一个合适的结构。通过短腔设计还能改善模式的温度稳定性。理论结果与我们最近对甚短腔(50~75μm)条形InGaAsP激光器所得实验结果一致。在较宽的电流范围内这些激光器呈现出一致的单模输出。
A simple expression describing the relationship between the lower limit and the upper limit of the single mode (single frequency) power in the InGaAsP injection laser and the cavity length is given. It is found that the lower limit of the single-mode power is proportional to the cavity length, while its upper limit is inversely proportional to the cavity length. Therefore, short-cavity lasers in a wide range of current and power over the threshold, to obtain a single-mode output is a suitable structure. Short cavity design also improves the temperature stability of the model. The theoretical results are consistent with our recent experimental results on very short (50-75 μm) bar InGaAsP lasers. These lasers exhibit a consistent single-mode output over a wide range of currents.
