LED的量子效率分成内部量子效率及外部量子效率。提升内部量子效率主要与外延片结构有关,提升外部量子效率主要与芯片制程相关。提升内部量子效率是增加电子、空穴对的结合以产生光子,提升外部量子效率是使在LED内的光子更多散射到空气中。在LED结构上制作具有规则性排列的微纳米结构,增加LED光的萃取,以提升LED的外部量子效率。
The quantum efficiency of LEDs is divided into internal quantum efficiency and external quantum efficiency. Improving the internal quantum efficiency is mainly related to the structure of the epitaxial wafer. The enhancement of the external quantum efficiency is mainly related to the manufacturing process of the chip. Increasing the internal quantum efficiency is to increase the combination of electrons and holes to generate photons. Increasing the external quantum efficiency allows more photons in the LED to be scattered into the air. Fabrication of regularly arranged micro-nano structures on LED structures increases LED light extraction to enhance the external quantum efficiency of LEDs.
