利用共沉淀法并在5vol.%H2/Ar气流中于300℃退火3h,制备了Zn1-xCoxO稀磁半导体.扫描电子微探针分析表明,对Co的名义组分分别为0.05,0.10,0.15的样品,其实际组分分别为x=0.054,0.100和0.159.X射线衍射表明,主相为纤锌矿结构,x=0.100和0.159的样品中含有CoO杂相.X射线光电子谱显示出Co有3种状态:替代进入ZnO晶格、CoO和金属Co.通过磁性测量,发现所有样品都具有室温铁磁性,但是磁性是非本征的,一方面来自金属Co团簇的磁性,另一方面来自Zn掺杂CoO1-δ的弱磁性.
The Zn1-xCoxO diluted magnetic semiconductors were prepared by coprecipitation method and annealed at 300 ℃ for 3h in 5vol.% H2 / Ar gas flow. The scanning electron microprobe analysis showed that the nominal compositions of Co were 0.05, 0.10, 0.15 , The actual components were x = 0.054, 0.100 and 0.159, respectively.X-ray diffraction showed that the main phase was wurtzite structure and the samples with x = 0.100 and 0.159 contained CoO heterophase.The X-ray photoelectron spectroscopy showed that Co There are 3 states: instead of going into the ZnO lattice, CoO and the metal Co. All samples were found to be ferromagnetic at room temperature by magnetic measurements, but magnetism is extrinsic, on the one hand from the magnetism of the Co-clusters of metals and on the other hand from Weak magnetic properties of Zn-doped CoO1-δ.
