本文介绍了安装在北京同步辐射装置(BSRF)3B1束线上的自制同步辐射光束在线监测系统,对光束垂直位置、光斑均匀性及光刻曝光量(同步光积分光强)实现了在线监控,给出了实时在线测试结果。

This paper introduces a homemade on-line monitoring system of synchrotron radiation beam installed on the 3B1 beam of Beijing Synchrotron Radiation Facility (BSRF), which realizes on-line monitoring of the vertical position of the light beam, uniformity of the light spot and the exposure amount of the lithography (integrated light intensity of synchronous light) The real-time online test results are given.
