“3DA310”是为微波1800路固态源压控振荡器而研制的专用半导体器件.为了解决当时H-2型管壳不密封的问题,研制了用金锡合金密封的同轴型管壳.同轴型管壳寄生参数小、隔离好、高频性能好.它不但适用一般微带振荡器和放大器,而且特别适用同轴型振荡器和放大器.1976年达到1800路固态源要求的技术指标,并且通过了环境实验.本文重点不是论述一般高频大功率晶体管的设计方法,而主要是论述三极管做为振荡用的几个特殊问题:最高振荡频率f_M,振荡输出功率P_0,调频噪声P_n,振荡输出功率稳定度△P/P_0,振荡频率稳定度△f/f.
