本文讨论双异质结激光器工艺中的二个问题: 一、管芯烧结中的问题和不同形状的热沉对器件性能的影响。二、器件热处理前后的比较。如何把DH激光器烧结得好,这不仅直接关系着器件的机械性能,而且直接影响着器件的热导和应力。如果能烧得好,就可以使管芯激射,并且能提供最高的功率输出,否则最大功率输出就将降低,以至会造成管芯无法激射。因此研究合适的烧结工艺及轰击热处理条件是研制双异质结激光器不可缺少的一环。
This article discusses two issues in the double heterostructure laser process: First, the issues in die-attach and the effects of heat sinks of different shapes on device performance. Second, before and after heat treatment device comparison. How to sinter the DH laser well is not only directly related to the mechanical properties of the device, but also directly affects the thermal conductivity and stress of the device. If you can burn well, you can make the die lase and provide the highest power output, otherwise the maximum power output will be reduced, resulting in the die can not be lasing. Therefore, the study of suitable sintering process and bombardment heat treatment conditions are indispensable for the development of double heterostructure laser.
