由于裁流子速度饱和效应,MOS场效应晶体管在大电流范围内的转移特性明显地偏离平方律关系而趋近于线性。本文提出的模型给出了这一现象的数学解,由此导出的电特性与实验结果符合得较好。
Due to the saturation effect of the velocity of the cutter, the transfer characteristic of the MOS field effect transistor in the large current range obviously deviates from the square law and tends to be linear. The model presented in this paper gives the mathematical solution of this phenomenon, and the electrical properties derived from this agree well with the experimental results.
