提出了一种新型结构的可变全差分电感,并将其应用于一款宽带CMOS压控振荡器(VCO)的设计。通过开关控制电感值大小在0.87 nH和1.72 nH之间变换,进一步通过4 bit数字信号控制MOS管电容阵列开关的闭合,VCO输出频率调谐范围(FTR)超过57%。采用TSMC 55 nm1P8M CMOS工艺对VCO进行了流片和性能测试,测试结果表明:VCO的输出信号频率范围为3.98~7.22 GHz,其中,开关闭合状态下VCO高频频率范围为4.73~7.22 GHz,开关打开状态下VCO低频频率范围为3.98~5.23 GHz;1 MHz频偏处,VCO的整体相位噪声小于-104 d Bc/Hz,适用于多频段无线收发器的设计。VCO的电源电压为1.2 V,芯片面积为0.39 mm2。
A novel structure of a fully variable differential inductor is proposed and applied to the design of a wideband CMOS voltage controlled oscillator (VCO). By switching the inductance value between 0.87 nH and 1.72 nH, the 4-bit digital signal is further used to control the closure of the MOS capacitor array switch. The VCO output frequency tuning range (FTR) is over 57%. The test results show that the frequency range of VCO output signal is 3.98 ~ 7.22 GHz, the VCO high-frequency frequency range is 4.73 ~ 7.22 GHz when the switch is closed, and the switch The low frequency range of VCO is 3.98-5.23 GHz when it is on. The overall phase noise of VCO is less than -104 d Bc / Hz at 1 MHz frequency offset, which is suitable for multi-band wireless transceiver design. The VCO has a supply voltage of 1.2 V and a chip area of 0.39 mm2.
