一、引言 早在第二次世界大战期间,人们就已在雷达中使用微波点接触二极管来进行混频和检波,首先开创了微波半导体接收器件的研究,五十年代初,由于晶体管的出现,使人们对于半导体物理的研究产生了浓厚的兴趣,大大推动了这门新学科的发展。在此基础上,于五十年代末出现了变容二极管和隧道二极管。六十年代初出现了表面势垒二极管。这些新接收器件的出现,大大提高了接收机的灵敏度。
