用一次液相外延及自对准制管技术精心制作出了可靠性很高的脊形波导(RWG)激光器。其阈值电流的一致性好、远场特性好,用标准单模光纤耦合功率Pf(Ith+20mA)的典型值为1.5mW。它的制作工艺用了自对准技术使得工艺较为简单,重复性好、成品率高。由于只用一次液相外延且在工艺制作中没有破坏有源层,它具有比掩埋型(BH)激光器高得多的可靠性,经过加速老化寿命试验,得到了环境温度为25℃,100mA、CW条件下的寿命(MTTF)为1.03x10~6h,其退化激活能Ea=0.543eV。
A highly reliable ridge waveguide (RWG) laser has been carefully fabricated using a liquid-phase epitaxy and self-aligned pipe fabrication technique. Its threshold current consistency, good far-field characteristics, with a standard single-mode fiber coupling power Pf (Ith +20 mA) typical value of 1.5mW. Its production process with a self-aligning technology makes the process is relatively simple, good repeatability, high yield. It has much higher reliability than the buried laser (BH) due to only one liquid phase epitaxy and no damage to the active layer in the process. After accelerated aging test, the ambient temperature is 25 ℃, 100mA, The life expectancy (MTTF) under CW condition is 1.03x10 ~ 6h, and its deactivation activation energy Ea is 0.543eV.
