Gallium-nitride (GaN)-based light emitting diodes have been wildly used.[1] However,external efficiency of GaN-based LEDs still needs to be improved in order to meet the demand of commercialization.Thus,how to increase internal quantum efficiency (IQE) and light extraction efficiency (LEE) become the first priority.At present,due to lack of high-quality and cost-effective GaN substrates,sapphire is most commonly used as the substrate for LEDs due to its high temperature stability and physical robustness.
