A tripler using Schottky varactor diodes was designed.A parallel diode pair was applied to realize imbalanced multiplier structure.The three-dimensional(3D)electromagnetic(EM)model was built precisely,and wave ports were set at the Schottky contact areas appropriately.The overall simulation of the tripler was realized in improved field-circuit combined method.The maximum output power is 5.4mW,and the minimum conversion loss is 13.1dB.The output power is larger than 2mW from 207GHz to 226GHz.
